Difficult to answer...it happened in small stages.

Marconi in very late 19th century achieved the first transmission and reception. I believe he used a spark-gap transmitter and a coherer receiver.

Then Lee DeForest invented the triode tube (1920), and the superhet became possible.

Then directly heated tubes appeared, and portable radios became possible. (about 1950)

Then the transistor was invented, also in several stages, becoming practical about 1965.
