Nyx.

Technically, the answer is more complicated then that, but Nyx the Raven was the first deity to rise from Chaos.

Nyx in turn gave birth to: Gaea, Tartarus and Erebus. She then, well, mated with her children to form a lot more minor ones, like Hemera, the Morai, the Keres, etc..

Gaea then, by her self, gave birth to Ouranos, who became her husband (yeah...), and they gave birth to the Titans.
