In romaji: Kesa roku-ji-han ni (watashi wa) okimashita.
In hiragana: けさろくじはんに(わたしは)おきました。
In kanji: 今朝六時半に〔私は〕起きました。
The "watashi wa" is in parenthesis because, if the subject is already established as you or known to be you, you don't need to say it.
Ji (時) is used after a number to say time in Japanese for example;
3 o'clock - san ji (三時)
The Japanese use the 24 hour system so if you meant 3 pm you would say;
15:00 - juu go ji (十五時)
You can also use AM & PM to distinguish time as well which are;
AM - gozen (午前)
PM - gogo (午後)
So if you use AM or PM it would be
3 am - gozen san ji (午前三時)
3 pm - gogo san ji (午後 三時)
